Billy; his ability alone is frightening and it allowed for the Shining-esque Wesley subplot. In addition to that he enhanced both Cordelia and Lilah's characters in ways that one-time villains don't usually.
I actually am going to pick some from season 8 as I think their 'monster of the week' characters are far more deadly and fleshed out than what we got in the televised seasons.
The Japanese Vampire Gang in 'Wolves At The Gate' are frighteningly scary and have impacted the Scoobies in a major way.

Not only did they steal the scythe and plan to reverse the slayer spell, but they took away Aiko's power turning the whole mission statement of the series on its head with the girl going into the alley and being killed by the monster. They then string her up for Buffy to see, Kumiko appears to be a match for Willow and then Toru kills Renee who Xander's fallen for. Seriously for just some 'monsters of the week' they've really shown vampires are still a threat.
And I also loved Gigi. I know some people thought it was off how she was being written and that no one in England speaks like that any more, but I actually enjoyed it. The girl had no clue, she'd been brought up in a world that was so disillusioned from reality. In a world where she thinks she's better than all the commoners, where she's been spoilt rotten to the point she really had become off her nut a bit. And at the same time it was heartbreaking because she'd been completely manipulated by Roden to do exactly what he wanted. He used her and when she died he didn't care about her at all. He led her to believe she was capable of leading the slayers and that Buffy was the reason she ever had nightmares in the first place and you just felt bad for her when you saw how easily she was defeated by both Buffy and Faith. It was a tragic end for a tragic character she was just so messed up. Plus, very frightening seeing her kill another slayer so easily.
Nah. She was an Inca Princess but not a slayer, at least not that we know. She just knew how Buffy felt because like Buffy, Impact was regarded as special by her people and given a fate she never asked for.

mesektet (the evil little girl in the white room) was in two episodes, but she's a personal favorite of mine.

Wesley: I’ve just found an entry in Rhinehardt’s Compendium for that same little girl... or rather the entity presenting itself as one. Her name is Mesektet.
Fred: Hmm… I figured Tiffany or Brandi...
Gunn: So, you mean Wolfram & Hart was just a day job?
Wesley: Sort of. You see, Mesektet was one of five enormously powerful beings which are linked to an embodiment of the ancient god Ra.
Fred: Which makes them totems, right? Symbolic manifestations.
Wesley: Yes, totems which together form an order called the Ra-tet.
Gunn: Must be big. Never heard of ’em.
Wesley: That’s because their origins have been shrouded in mystery since the dawn of time. Only the totems themselves know their true purpose.
Lorne: Yeah, well won’t that be hoot. Looks like Semkhet is puddy-tat to the world’s scariest six-year-old.
Manjet: Was 'til I heard Mesektet got whacked. Never liked that chick. Evil right down to her Mary Janes, but… family. What are you gonna do?
yup. she's evil. and being an intermediary between the senior partners and the brave souls who entered the white room was just her day job. that and making chaos that wasn't on w&h's to-do list incorporeal.
in other words, sahjhan = chaos and was interfering with w&h's evil plans--similar to w&h's dislike of the beast, jasmine and illyria. and w&h's buddy, cyrus vail, said sahjhan had a nasty habit of trying to kill him (and thus, needed connor to man-up for the fight). maybe a hint at why mesektet was given a dimensional banishment job.
